GATE 2014 EC (EC3) – Question 45

Electronic Devices · P-N Junction and Semiconductor Devices · 2 marks · Numerical answer

For an n-channel MOSFET, the linear-regime slope of I_D versus V_GS is $10^{-3}$ Ω⁻¹ at V_DS = 0.1 V. Neglect channel length modulation. Find saturation-regime slope of $\sqrt{I_D}$ versus V_GS (√A/V).

Correct answer: 0.06 to 0.08

Explanation

In the linear regime ∂ID/∂VGS=µnCox(W/L)VDS. The given10⁻³S at VDS=0.1V therefore gives µnCox(W/L)=0.01A/V². In saturation ID=(1/2)µnCox(W/L)(VGS−VT)², so the requested slope is√(0.01/2)=**0.0707107√A/V**.
