Correct answer: (C) MOSFET

Explanation

A low-voltage (20 V), 100 W converter switching at 200 kHz needs a fast, low-voltage device with low conduction loss. A power MOSFET fits this. IGBTs and BJTs are too slow at this frequency and thyristors cannot be turned off by the gate.
